Toshiba “overclocks” eDRAM to 833 MHz
As you know, the integrated dynamic random access memory (eDRAM) allows to increase the speed of processors. In particular, IBM, which plans to add eDRAM to its 45nm processors this year, expects to double the speed of SRAM cache. The same technology is used in NVIDIA GPUs manufactured to 65nm standards.
One of the important characteristics of eDRAM, like any other memory, is the maximum clock speed, which is directly related to performance. The Japanese corporation Toshiba announced the creation of the fastest eDRAM memory for large integrated circuits (LSI), operating at a frequency of 833 MHz. Toshiba memory density is 32 Mbit. The new development is intended for LSI image processing.
To improve memory performance, Toshiba engineers applied a technology called “pseudo-two-port system” (in the bottom illustration). It is based on dividing the entire memory into two parts, the write and read operations on which are performed in parallel. Replacing sequential writing and reading with parallel operations, and optimizing control circuits, it was possible to achieve a record speed of operation at a high density, which is of practical importance.
