Toshiba Technology Possible to Achieve 100Gb Flash Density!
Toshiba announced today that its
subsoil, a new technology has been developed, which should allow the
memory in 100 Gbps!
In the future, in the production of memory created according to the 10nm process technology,
it is planned to apply a new technology of double tunneling developed by
company engineers. This is expected to lead to something that can be achieved
unprecedented density values - 100 Gbps or even more.
Toshiba has developed the so-called tunnel
a layer that controls the movement of electrons in SONOS (Silicon Oxide Nitride Oxide Semiconductor)
– a memory structure that holds electrons in the nitride layer of the insulator. This
the structure is a sandwich on both sides of the 1.2 nm silicon layer
nanocrystals between 1-nm layers of oxide films, which actually provides
as a result, a high speed of memory operation – writing and deleting data in it can be done
fast, and in parallel.
Toshiba switched from Si3N4 nitride film to Si9N10 – material contains more silicon,
which made it possible to optimize such an element of the structure as the channel for the concentration of impurities. Prototype
such a memory structure has already been implemented in the company.
The company is constantly researching opportunities for improvement
memory, including the development of three-dimensional structures. Toshiba believes in success
implementation of a new technology of double tunneling to create memory
next generation 10 nm.
