Intel Nehalem processors will increase demand for FC substrates
The upcoming release of Intel Nehalem processors, according to a source citing industry participants, will entail an increase in demand for multilayer substrates designed for mounting by the flip-chip (FC) method.
Such substrates are required for products of the Nehalem line, which will be characterized by a high degree of integration, realized by packaging several chips in one package (multi-chip-package, MCP). For example, in Bloomfield and Gainstown, in addition to processor cores, memory controllers will be integrated, and in Havendale and Auburndale – also graphics cores, which will require more substrates. Other factors that increase the demand for FC substrates are the features of the 45-nm process and the replacement of the traditional south bridge with a PCH (platform controller hub) hub, made in the form of a single-chip system. This is in line with the previously published forecast linking the increase in demand for multilayer substrates in 2021 with the release of Intel 45nm processors.
Large manufacturers – Ibiden and Nanya Printed Circuit Board (NPC) – have already started supplying FC substrates for Intel. Moreover, NPC expects that the supply of substrates for 45nm microcircuits, which amounted to 5% in the fourth quarter of 2021, will grow to 20% of the total number of FC substrates. Other manufacturers of FC substrates include Phoenix Precision Technology (PPT), Shinko, and Samsung Electro-Mechanics.
